چکیده

INTRODUCTION Interactions of the ceria particles with polyurethane surfaces are of great interest for polishing processes used in modern semiconductor industry. Specifically, ceria abrasive nanoparticles and polyurethane polishing pads are now broadly used in the process called Chemical-Mechanical Planarization/Polishing (CMP) [1,2,3]. To optimize the process of CMP, various chemicals, abrasives, polishing pads, etc. have been investigated [4,5,6,7,8]. However, due to the large number of parameters that can influence the CMP process, the optimization of CMP by experimental means has been difficult to do. Modeling the CMP process, see, e.g., refs.[9,10] can help to rationalize the CMP optimization. To increase the predictive effectiveness of the models, one needs to know the interaction between the pads and the abrasive particles. The technique that is capable of measuring such information is atomic force microscopy (AFM), see, e.g., [11]. To measure the forces between the ceria particles and the pads with the AFM, we attached the ceria particles to the AFM tip with epoxy. Attachment of large balls to the AFM tip has been reported before, see, e.g., [12], as well as functionalizing the tip surface with various molecules. Here we report the first successful attachment of nanosize (~50-100nm) particles to the AFM tip and the direct measurements of forces using such tips. Specifically, we report study of adhesion and long-range force between nanosize ceria particles and three different polyurethane polishing pads.

AFM study of forces between silica, silicon nitride and polyurethane pads.

Interaction of silica and silicon nitride with polyurethane surfaces is rather poorly studied despite being of great interest for modern semiconductor industry, e.g., for chemical-mechanical planarization (CMP) processes. Here we show the results from the application of the atomic force microscopy (AFM) technique to study the forces between silica or silicon nitride (AFM tips) and polyurethane ...

Attachment of nanoparticles to the AFM tips for direct measurements of interaction between a single nanoparticle and surfaces.

Here we report a universal method of attachment/functionalization of tips for atomic force microscope (AFM) with nanoparticles. The particles of interest are glued to the AFM tip with epoxy. While the gluing of micron size particles with epoxy has been known, attachment of nanoparticles was a problem. The suggested method can be used for attachment of virtually any solid nanoparticles. Investigation of the synergistic effect of titania micro and nanoparticles on the hydrophobic properties of polyurethane composite coating

One of the ways to improve the performance of ceramic insulators in polluted climates is to use polymer coatings reinforced with ceramic particles. The purpose of this study is to compare the effect of adding Titania nanoparticles and Titania micro-nanoparticles on hydrophobic properties of PU. In this method, stearic acid, which is a cheap and environmentally friendly material, was used for su...

Green Synthesis of Nanoceria (CeO2) and Evaluation of Enzyme like Characteristics

In this study, the synthesis of ceria (CeO2) nanoparticles (NPs) was examined by the biosynthesis method. Then, enzyme-like features of synthesized nanoceria were examined. Peroxidase enzyme from fig (Ficus carica) was used as a synthesis and stabilizer reagent. Furthermore, it was investigated whether the obtained nanoceria has superoxide dismutase (SOD), catalase (CAT) and peroxidase (POX) ac...

Corrosion Prevention of Aluminum Nanoparticles by a Polyurethane Coating

In order to prevent corrosion, aluminum nanoparticles were coated with a polyurethane polymer. The coverage of the polyurethane polymer was controlled from 0 to 100%, which changed the corrosion rate of the nanoparticles quantitatively. The surface of the polymer coating was investigated by Transmission Electron Microscopy (TEM) and Atomic Force Microscopy (AFM), and the corrosion resistance of...
